PE0014,the high frequency power MOS FET module, has three unique features: The first one is it includes input and output matching circuit. The second one is it is easy to control output power. The third one is it is superior to stability at load mismatching.
There are some absolute maximum ratings about it when Ta is 25. Supply voltage(VDD) is 17 V. Supply current(IDD) is 3 A. APC voltage(VAPC) is ±8 V. Input power(Pin) is 20 mW.Operating case temperature(TC(op)) is -40 to +100. Storage temperature(Tstg) is -45 to +125.Otherwise, there are also some electrical charactersitics about it when Ta is 25. Drain cutoff current(IDS) is 500 uA max when VDD is 17 V,VAPC is 0 V. Total efficiency is 35% min and 40% typ when Pin is 2 mW, VDD is 12.5 V, Pout is 6 W(at APC control),Zin is equal to Zout which is 50 ohms, f is 915,940 MHz.2nd harmonic distortion(2nd H.D) is -50 dB typ and -30 dB max when Pin is 2 mW, VDD is 12.5 V, Pout is 6 W(at APC control),Zin is equal to Zout which is 50 ohms, f is 915,940 MHz.Input VSWR(VSWR(in) ) is 1.5 typ and 3.0 max when Pin is 2 mW, VDD is 12.5 V, Pout is 6 W(at APC control),Zin is equal to Zout which is 50 ohms, f is 915,940 MHz.Output VSWR(VSWR(out) ) is 1.5 typ when Pin is 2 mW, VDD is 12.5 V, Pout is 6 W(at APC control),Zin is equal to Zout which is 50 ohms, f is 915,940 MHz.
