HM514260CJ-6

The HM514260CJ-6 is designed as a CMOS dynamic RAM organized 262,144-word x 16bit. It has realized higher density, higher performance and various functions by employing 0.8um CMOS process technology and some new CMOS circuit design technologies.

HM514260CJ-6 has nine features. (1)Single 5V+/-10%. (2)High speed access time is max 60ns. (3)Low power dissipation. (4)Fast page mode capability. (5)512 refresh cycles 8ms. (6)2 variations of refresh. (7)2CAS byte control. (8)Battery backup operation (L-version). (9)Self refresh operation. Those are all the main features.

Some absolute maximum ratings of HM514260CJ-6 have been concluded into several points as follow. (1)Its voltage on any pin relative to Vss would be from -1.0 to +7.0V. (2)Its supply voltage relative to Vss would be from -1.0 to +7.0V. (3)Its short circuit output current would be 50mA. (4)Its power dissipation would be 1.0W. (5)Its operating temperature range would be from 0°C to +70°C. (6)Its storage temperature range would be from -55°C to +125°C. It should be noted that stresses above those listed in absolute maximum ratings may cause permanent damage to device.

Also some electrical characteristics of HM514260CJ-6 are concluded as follow. (1)Its operating current would be max 150mA.
