The SHR400R22 is a kind of alloy-free reverse conducting thyristor. It is designed for high power control applications.
There are some features as follows: (1)repetitive peak off-state voltage: VDRM=1300 V; (2)RMS on-state current: IT(RMS)=630 A; (3)turn-off time: tq=40s (max); (4)flat package.
The following is about the maximum ratings: (1)repetitve peak off-state voltage, VDRM: 1300 V; (2)non-repetitive peak reverse voltage (non-repetitive<5 ms, Tj=0 to 115): 1300 V; (3)peak one cycle surge reverse current (non-repetitive): 2500 A at 50 Hz and 2750 A at 60 Hz; (4)average on-state current, IT(AV): 400 A; (5)peak one cycle surge on-state current (non-repetitive), ITSM: 7200 A at 50 Hz, 8000 A at 60 Hz; (6)critical rate of rise of on-state current, di/dt: 100 A/s; (7)peak gate power dissipation, PGM: 20 W; (8)average gate power dissipation, PG(AV): 4 W; (9)peak forward gatecurrent, IGM: 4 A; (10)peak forward gate voltage, VFGM: 20 V; (11)peak reverse gate voltage, VRGM: 5 V; (12)junction temperature, Tj: -40 to 115; (13)storage temperature range, Tstg: -40 to 115.
